I have some loose cash for entertainment purposes, and I have a few options. I won't bore you with the others.

I already have 1 gig of dual channel 333 Ram. Would upgrading beyond this(which would involve replacing some of the chips as I already have 4 in there) give me any substantial benefit with regards to Civilization 4?

I have an Athlon XP 2800 and a GeForce 6800 Ultra on an Nforce 2, so I am going to go out on a limb and assume those are not serious restraints on Civ IV, so my instinct tells me RAM would pay the most per buck for running it faster.
 
Actually it would prob use more RAM. I have read some posts and people that have 1GB or more seem to have dbl the RAM usage. I would suggest getting a good Power Supply and see if that helps.
 
I played the game with 1GB of memory and then went to 2GB and this has made a lot of difference. But my hardware is on par with the 2GB of RAM....

AMD Opteron 146 ran at 10x280=2800mhz
ATI 850 XTPE
2GB RAM

I am not sure if you would see that much benefit going from 1GB to 2GB with the Athlon Socket A rig that you have got. If you do decide to go for more I would really consider either the 2GB kits offered by Geil, Corsair or Crucial. And I would ensure that it would be the DDR400 kits as well. Then at least if you do decide to go to a 939 AMD 64 platform you will have the memory that works.
 
I had the laundry list of issues (CTD,reboots,lag in late game,etc.) and tried pretty much everything in these forums (page file,change drivers,pixel shaders,MB drivers,sound drivers,yada,yada,yada). Not only me but my brother and some coworkers and everybody that I know that purchased the game had the same or similar problems. Only after I upgraded from 1GB to 2GB did the problems cease. I upgraded my bro's from 512 dual-channel to 1.5GB yesterday (birthday gift). We played nonstop multiplayer all night until I had to go to work this morning without any problems whatsoever. I upgraded two weeks and about 60 hours of gameplay ago and everything runs perfect. I know its ANOTHER $100 you gotta spend but If you're as hooked as I am it's worth it.
